KBTEM-SO

KBTEM-SO State Scientific and Production Enterprise started its activity in 1962 as an assembly equipment division of KBTEM. In 1991 it became an independent enterprise named KBTEM-SO as one of the companies of Planar Concern.

The first developments of the division were manual wire bonders, then die bonders and probers. And a little later the first wafer dicing saws were designed.

Our last additions to our product range are as follows: semiconductor wafer grinding equipment, die bonders for soft soldering in former-gas, smart card assembly equipment, diamond dicing wheels for semiconductor wafer dicing saws, etc.

At present KBTEM-SO is developing and manufacturing equipment such as:

• analytical and operational probing equipment;
• equipment for dicing semiconductor wafers by diamond dicing wheels;
• equipment for mounting semiconductor wafers on adhesive tape;
• equipment for grinding (thinning) semiconductor wafers;
• laser equipment for cutting various materials;
• equipment for die sorting;
• die bonding equipment;
• equipment for thermocompression, ultrasonic, and thermosonic wire bonding;
• equipment for assembly of discrete devices;
• equipment for surface mounting of components on PCBs;
• equipment for packing into blister tape;
• tools and accessories including diamond dicing wheels, probe cards for probers, die and wire bonding tools.

Highly qualified and skilled mechanics, electronics, and software engineers are employed at the enterprise to carry out projects on such a wide range of the equipment. Greatly contribute our engineers engaging in research of physical processes underlying the technological operations of probing, wafer dicing, die and wire bonding by means of physical and chemical analysis, X-ray diffraction topography, scanning electron and acoustic microscopy, and in development of the methods of nondestructive inspection of microconnections working in close contact with our customers at all the stages.

For 2000–2002 KBTEM-SO had created a new generation of equipment for the traditional applications. All projects are fulfilled in accordance with the governmental programs of the Republic of Belarus and joint Belarusian-Russian scientific and technical program on creation of a technology base for manufacture of up-to-date advanced electronic devices. The enterprise has gathered experience in having joint developments with a number of foreign companies.

In spite a wide variety of the equipment showed on our web-site, we are open to consider any offers concerning its updating, modification for any specific application in accordance with the customers’ requirements. We welcome any forms of cooperation mutually beneficial for the both parties.
